Claims Analysis

Total Claims: 5
Claim 1
Independent Claim 150 words
A method for the fabrication of a three-dimensional microcircuit chip assembly comprising the steps of: a) providing at least two circuit chips having circuit contacts on the edge side of each chip; b) providing at least one dielectric spacer having first and second uncured adhesive films on opposite surfaces thereof, respectively; c) said spacer having substantially the same length and width as said chips, except that the width of the spacer is slightly less than the width of the chips; d) stacking said chips and spacer in exact alignment, so that each adjacent pair of chips is separated by a spacer, and so that the edge-side contacts of each chip are located just beyond the edges of the spacers, respectively; e) heating the stacked assembly to a temperature and for a time suitable for curing said adhesive films; and f) placing solder bumps on the edge-side contacts of each chip.
Claim 2
Claim 3
Dependent Claim 23 words
A method according to claim 1 wherein the materials of said dielectric spacer are insensitive to the reflow temperatures of said solder material.
Claim 4
Dependent Claim 52 words
A method as in claim 1 wherein each said spacer consists essentially of a three-layer dry film having a cured central film and an uncured adhesive polymer film on both sides of the central film, the composite spacer having a coefficient of thermal expansion that approximates the CTE of the circuit chips.
Claim 5
Dependent Claim 34 words
A method as in claim 3 wherein each three-layered spacer comprises a central layer of upilex or polyimide, 20 to 80 microns thick, and each adhesive layer comprises an uncured polyimide or acrylic polymer.
