Abstract

Abstract The present invention broadly concerns layered structures of substantially-crystalline materials and processes for making such structures. More particularly, the invention concerns epitaxial growth of a substantially-crystalline layer of a first material on a substantially-crystalline second material different from the first material utilizing an approximately one monolayer thick monovalent surfactant element.

Claims Analysis

Total Claims: 11
Claim 1
Independent Claim 125 words
A layered structure including: (a) a substrate comprising substantially-single-crystalline silicon, the substrate having an oriented crystal face; (b) a layer comprising substantially-single-crystalline germanium extending on the oriented crystal face of the silicon substrate, the crystal lattice of the germanium being essentially epitaxial to the crystal lattice of the slilcon substrate, the germanium layer having a thickness of greater than six monolayers and having a minimum yield α min for substantially-channeled incidence to essentially-random incidence Rutherford ion backscattering of about 5 percent or less measured with an approximately 100 keV beam of He + ions; and (c) a layer of a multivalent surfactant element on a surface of the germanium layer opposing the silicon substrate, the layer of surfactant element being approximately a single monolayer thick.
Claim 2
Dependent Claim 125 words
Claim 3
Dependent Claim 23 words
The layered structure of claim 1 in which the germanium layer has a thickness in the range of from 6 to 15 monolayers.
Claim 4
Dependent Claim 24 words
The layered structure according to claim 2 in which the germanium layer has a thickness in the range of from 8 to 12 monolayers.
Claim 5
Dependent Claim 55 words
The layered structure according to claim 1 further including: (d) an overlayer comprising substantially single-crystalline silicon extending on a surface of the germanium layer, the crystal lattice of the silicon in the overlayer being essentially epitaxial to the crystal lattice of the germanium layer, the germanium layer thereby being effectively embedded in substantially crystalline silicon.
Claim 6
Dependent Claim 45 words
The layered structure of claim 4 further including a plurality of repeating pairs of adjacent layers of substantially single-crystalline silicon and substantially single-crystalline germanium, the crystal lattice of adjacent layers of silicon and germanium being essentially epitaxial to one another to form a silicon/germanium superlattice.
Claim 7
Dependent Claim 33 words
The layered structure according to claim 1 in which the silicon substrate comprise a first dopant element at a first dopant concentration in a region in the substrate proximate the layer of germanium.
Claim 8
Dependent Claim 32 words
The layered structure according to claim 6 in which the germanium layer comprises a second dopant element at a second concentration in a region in the layer proximate to the silicon substrate.
Claim 9
Dependent Claim 19 words
The layered structure according to claim 7 in which the first dopant element differs from the second dopant element.
Claim 10
Dependent Claim 15 words
The layered structure according to claim 8 in which the second dopant element is arsenic.
Claim 11
Dependent Claim 15 words
The layered structure according to claim 1 in which the multivalent surfactant element is arsenic.
