Abstract
Abstract A mushroom-shaped gate electrode has a lower end in a recess in a semiconductor active layer on a semiconductor substrate. The gate electrode has an enlarged head. A metallic side wall is disposed on a portion of the leg of the gate electrode adjacent the head. Thus, the gate length of a semiconductor device, such as a field effect transistor, is reduced while the effective cross-sectional area of the gate electrode is increased whereby the noise characteristics of the semiconductor device are improved.

A semiconductor device comprising: a semiconductor substrate; a semiconductor active layer disposed on said substrate and including a recess; a metal gate electrode including a leg having a first composition and contacting said active layer, disposed within the recess, and having a gate length Lg, a head having the first composition, attached to the leg and having a width measured along the direction of the gate length larger than Lg, and a metal side wall having a second composition different from the first composition disposed on the leg adjacent the head, wherein a width of the leg and metal side wall measured along the direction of the gate length is larger than the gate length Lg and smaller than the width of the head whereby the gate electrode length is shortened without increasing the gate resistance.
