Abstract

Abstract Silicon dioxide is etched at about five times the rate of silicon in a moderate vacuum gas plasma formed from a mixture of CF4 and oxygen wherein the mixture contains above about 5 to about 15 percent by volume CF4 so that films of silicon dioxide on silicon can be etched to the silicon surface without excessive attack on the silicon. Silicon dioxide is etched at about three times the rate of silicon nitride so that silicon nitride can be used as an etch mask for the process.

Claims Analysis

Total Claims: 6
Claim 1
Independent Claim 86 words
A process for etching a layer of silicon dioxide in contact with silicon comprising forming a silicon nitride mask on the surface of the silicon dioxide, said mask having apertures through which the silicon dioxide layer is etched, and exposing the silicon dioxide to a gas plasma formed from a mixture of CF 4 and oxygen, wherein the mixture comprises above about 5 to about 15 percent by volume of CF 4 and the remainder oxygen, to etch the silicon dioxide down to the silicon surface.
Claim 2
Dependent Claim 86 words
A process for etching a layer of silicon dioxide in contact with silicon comprising forming a silicon nitride mask on the surface of the silicon dioxide, said mask having apertures through which the silicon dioxide layer is etched, and exposing the silicon dioxide to a gas plasma formed from a mixture of CF 4 and oxygen, wherein the mixture comprises above about 5 to about 15 percent by volume of CF 4 and the remainder oxygen, to etch the silicon dioxide down to the silicon surface.
Claim 3
Dependent Claim 19 words
The process of claim 1 wherein the total pressure of the mixture in the plasma is about 1 torr.
Claim 4
Dependent Claim 32 words
The process of claim 1 wherein the mixture comprises about 10 percent by volume CF 4 and about 90 percent by volume O 2 and the total pressure is about 1 torr.
Claim 5
Dependent Claim 108 words
A process for etching a layer of silicon dioxide in contact with silicon comprising forming a mask on the surface of the silicon dioxide, said mask being a composite layer of organic photoresist on silicon nitride and having apertures through which the silicon dioxide layer is etched, and exposing the silicon dioxide to a gas plasma formed from a mixture of CF 4 and oxygen, wherein the mixture comprises above about 5 to about 15 percent by volume of CF 4 and the remainder oxygen, to etch the silicon dioxide down to the silicon surface and to remove the photoresist during the etching of the silicon dioxide layer.
