Metallisation structure for making contacts with a semiconductor device, and device comprising such a structure
Abstract
The invention relates to semiconductor devices operating at microwave frequencies, in particular those which work at least at 10 GHz, for which it is not known how to make encapsulation packages which are not resonant cavities. The semiconductor device being produced on a wafer (1) receives fine metallizations (8, 9, 10) in contact with the regions of the semiconductor. These fine metallizations are all carried by a first main face of the patch (1). According to the invention, a first metallization (8) receives a thick metallization (11) which allows the welding "upside down" of the patch (1) on a metal base (7). The resumption of contact on at least a second metallization (9) is done by means of a hole (4), metallized on its wall (12), joining the second metallization (9) to a metal flange (13) carried by the second main face of the patch (1), on the side of the substrate. A frame (15), in thick metallization, surrounds the metallizations (8, 9, 10) and, by welding on the metal base (7), ensures the self-encapsulation of the pellet. Application to microwave systems.
