Claim 1
Independent Claim
79 words
A process for making circuit elements by photolithography comprising: (a) depositing an antireflective layer on a substrate, said antireflective layer comprising a polyimide, polyamic acid, polyamic ester or combination thereof containing a sufficient concentration of at least one chromophore to give rise to an absorbance sufficient to attenuate radiation at 405 or 436 nm; and (b) heating said antireflective layer and substrate at 350° C. to 500° to provide a functional circuit element that includes an antireflective polyimide layer.
Claim 2
Dependent Claim
Claim 3
Dependent Claim
24 words
The process of claim 1 wherein said antireflective polyimide layer contains a chromophore that is incorporated in a naphthalene, an anthraquinone or a perylene.
Claim 4
Dependent Claim
24 words
The process of claim 1 wherein said chromophore in said antireflective polyimide layer occurs in a dye which is a component of said layer.
Claim 5
Dependent Claim
22 words
The process of claim 1 wherein said chromophore in said antireflective polyimide layer occurs as a recurring unit in a polyimide polymer.
Claim 6
Dependent Claim
55 words
The process of claim 1 further comprising the steps of: (a) depositing a photoresist over said antireflective layer wherein said antireflective layer comprises a polymide; (b) imaging a pattern in said photoresist with actinic radiation; (c) developing said photoresist; (d) using said photoresist to pattern the layer beneath said photoresist; and (e) removing said photoresist.
Claim 7
Dependent Claim
18 words
The process of claim 5 wherein said actinic radiation has an emission maximum at 405 or 436 nm.
Claim 8
Dependent Claim
63 words
The process of claim 1 further comprising the steps of (a) depositing a photoresist over said antireflective layer wherein said antireflective layer comprises a polyamic acid; (b) imaging a pattern in said photoresist with actinic radiation; (c) simultaneously developing said photoresist and said antireflective layer; and (d) removing said photoresist before heating said antireflective layer and substrate to 350° C. to 500° C.
Claim 9
Dependent Claim
18 words
The process of claim 7 wherein said actinic radiation has an emission maximum at 405 or 436 nm.
