Abstract

Abstract Defective portions, such as black dot defects, in an emulsion layer of an emulsion mask such as a photomask are repaired or removed by irradiating an ultraviolet laser beam from a laser oscillator, preferably an excimer laser. The laser beam is passed through an adjustable aperture for shaping and is then projected onto defective portions in dimensional alignment, whereby the defective portions are destroyed. In order to ensure that only the defective portions are destroyed, the image of the aperture projected on the emulsion layer is observed so as not to cover the emulsion mask where defective portions do not exist. Defective portions such as white defects can also be repaired by using additional procedure together with the irradiation of the laser beam.

Claim 2
Independent Claim 70 words
A method for repairing a defect in an organic emulsion layer of an emulsion mask, comprising the steps of: (a) irradiating pulses of ultraviolet light from a laser to a defect in a shape substantially corresponding to the defect, said ultraviolet light having an oscillation wavelength up to 308 nm; and (b) destroying and removing a portion of the emulsion layer including said defect, as a result of the irradiation.
Claim 3
Dependent Claim 34 words
The method according to claim 1, further comprising the step of passing the ultraviolet light through an aperture of aperture forming means to shape the light into a cross-sectional shape corresponding to the defect.
Claim 4
Dependent Claim 69 words
The method according to claim 2, further comprising the steps of passing a reference light through the aperture to project the reference light onto the emulsion layer so as to produce an image of the aperture on the emulsion layer, and then adjusting the shape of the aperture so that the image of the aperture may be in dimensional alignment with the defect, before the ultraviolet light is irradiated.
Claim 5
Dependent Claim 31 words
The method according to claim 3, further comprising the step of observing the image of the aperture through an observation optical system consisting of an observation lens and a half mirror.
Claim 6
Dependent Claim 27 words
The method according to claim 2, further comprising the step of magnifying the ultraviolet light by a beam expander before the light is passed through the aperture.
Claim 7
Dependent Claim 25 words
The method according to claim 2, further comprising the step of projecting the ultraviolet light which has passed through the aperture with a reduced size.
Claim 8
Dependent Claim 19 words
The method according to claim 1, wherein the ultraviolet light is a laser beam produced by an excimer laser.
Claim 9
Dependent Claim 19 words
The method according to claim 1, wherein the ultraviolet light is a laser beam produced by a YAG laser.
Claim 10
Dependent Claim 45 words
The method according to claim 1, wherein the emulsion mask is placed with its emulsion layer directed downwards and the ultraviolet light is irradiated to the defect from below so that removed particles of the defect are prevented from being reattached to the emulsion layer.
Claim 11
Dependent Claim 83 words
The method according to claim 1, further comprising the steps of: applying a weakly adhesive resin to the defect including an adjoining area of the defect before irradiating the ultraviolet light to and destroying the defect; removing the defect together with a portion of the weakly adhesive resin covering the defect to form a recess; filling a light intercepting material into the recess; and the removing the remaining portion of the weakly adhesive resin with the light intercepting material left in the recess.
Claim 12
Dependent Claim 15 words
The method according to claim 10, wherein the light intercepting material contains an adhesive component.
Claim 13
Dependent Claim 30 words
The method according to claim 1, further comprising the step of ejecting air to the defect, while the defect is being destroyed, to blow away particles of the destroyed defect.
Claim 14
Dependent Claim 26 words
The method according to claim 1, further comprising the step of sucking air at a position adjoining the defect to remove particles of the destroyed defect.
Claim 15
Dependent Claim 58 words
The method according to claim 2, further comprising the steps of: detecting the shape of the aperture directly from the aperture; generating a hairline image corresponding to the detected shape of the aperture; taking the image of the defect on the emulsion layer, and superimposing on a monitor screen said hairline image and the image of the defect.
Claim 16
Dependent Claim 21 words
The method according to claim 1, wherein said ultraviolet light has an energy density of 5 to 50 J/cm 2 .
