Total Claims: 12
Claim 1
Independent Claim 218 words
A method for forming a low resistance contact to silicon semiconductor material, said method comprising the steps of: (a) providing a conductive member of silicon semiconductor material of one type conductivity of low resistivity; (b) forming a layer of an insulative material over said conductive member of silicon; (c) forming an opening in said layer of insulative material exposing a portion of said conductive member of silicon; (d) forming a first layer of an alloy of titanium and tungsten over said layer of insulative material and over the portion of said conductive member of silicon exposed through said opening; (e) forming a second layer of a refractory metal selected from the group consisting of molybdenum and tungsten on the titanium-tungsten alloy first layer; (f) patterning said second layer of refractory metal and said first layer of titanium-tungsten alloy to form a second conductor and a first conductor, respectively; and (g) heating said first and second conductors to a temperature in the range from about 600° C. to about 650° C. in a reducing atmosphere for a time sufficient to cause said first conductor to be sintered to the portion of said conductive member of silicon exposed through said opening to make a low resistance contact therewith, and the cause said first conductor to bond to said insulative layer.
Claim 2
Claim 3
Dependent Claim 46 words
The method of claim 1, wherein step (d) comprises the step of sputtering the first layer of an alloy of titanium and tungsten on the layer of insulating material; and step (e) comprises the step of sputtering the refractory metal on the titanium-tungsten alloy first layer.
Claim 4
Dependent Claim 67 words
The method of claim 1, wherein the patterning step (f) includes the steps of: forming a mask having a pattern of removed and unremoved portions therein, the unremoved portion representing the desired pattern of the first and second conductors; and transferring the pattern of the unremoved portion of the mask to the refractory metal second layer and to the titanium-tungsten alloy first layer, by reactive ion etching.
Claim 5
Dependent Claim 49 words
The method of claim 3 in which the gas utilized in reactive ion etching of the first layer of an alloy of tungsten and titanium and the second layer of a refractory metal is a mixture consisting of about 25 percent dichloro-difluoro methane and the remainder oxygen by weight.
Claim 6
Dependent Claim 15 words
The method of claim 1 in which the second layer of refractory metal is molybdenum.
Claim 7
Dependent Claim 15 words
The method of claim 1 in which the second layer of refractory metal is tungsten.
Claim 8
Dependent Claim 13 words
The method of claim 1 in which the insulating material is silicon dioxide.
Claim 9
Dependent Claim 30 words
The method of claim 1 in which the alloy of titanium and tungsten consists of titanium in the range from about 10% to about 40% and remainder tungsten by weight.
Claim 10
Dependent Claim 34 words
The method of claim 1 in which the first conductor has a thickness greater than about 400 Angstroms and the second conductor has a thickness substantially greater than the thickness of said first conductor.
Claim 11
Dependent Claim 56 words
The method of claim 1, wherein step (g) comprises the step of heating all of the titanium-tungsten alloy first conductor, a second conductor of molybdenum and the conductive member of silicon in a reducing atmosphere to a temperature in the range from about 600° C. to about 650° C. for a time of about 1 hour.
Claim 12
Dependent Claim 15 words
The method of claim 10 in which the conductive member of silicon is P-type silicon.
