Abstract
Abstract A gallium arsenide integrated circuit and method of making the same in which a heat-resistant protective mask is formed over a gallium arsenide layer extending through a thin dielectric film diffusion opening into contact with a doped silicon substrate. This structure is heated to diffuse material upwardly from the substrate into the gallium arsenide layer. Following the diffusion, openings are formed in the mask and suitable contacts are applied to the resultant structure.
