Method of simultaneously producing bipolar and complementary MOS transistors as a common silicon substrate
Abstract
The invention includes a special process sequence for the simultaneous production of bipolar (A) and complementary MOS transistors (B, C) on a common silicon substrate (1), in which p-doped for receiving the p-channel transistors (C) Substrate (1) n-doped wells (14) are generated and npn bipolar transistors (A) are placed in the n-doped wells (14), the n-well (14) forming the collector of the transistor and the n -Cover wells (14) buried n <+> -doped zones (3), which are connected in the bipolar transistor area (A) by deep collector connections (6). Due to the special process sequence, in which a buried part and connection of the collector (3, 6) are produced before the tub production (14) and the collector connection together with the tub (14) is diffused into the substrate (1), known process sequences are followed the high temperature step after the LOCOS process is saved; the tub implantation (12) is self-adjusting for the implantation of the deep collector connection (6) placed in a ring in the tub (14). This results in a reduction in the collector path resistance and an increased latch-up strength; the parasitic substrate pnp is also reduced. The method is used in particular for the production of VLSI circuits with high switching speeds.
