Abstract

Abstract In a transfer moulding method and apparatus the internal pressure of a thermosetting plastics resin in the mould (13, 14, 15) is directly detected by a pressure detector (25, 29) and the output of this detector (25, 29) is used to control the pressure applied to a plunger (17) which comprises the thermosetting plastics resin to transfer it into the mould cavities (13). This enables the internal pressure of the thermosetting plastics resin to be controlled to be constant during the transfer moulding operation.

Claim 1
Independent Claim 144 words
A transfer moulding method for moulding from a thermosetting plastics resin articles in a mould having a plurality of cavities (13) and a pot (18) in communication with the cavities (13), the method comprising the steps of: charging a thermosetting plastics resin into the pot (18), and transferring the thermosetting plastics resin from the pot (18) to each of the cavities (13) by applying a pressure to the thermosetting plastics resin by means of a plunger (17) movable in the pot (18), characterised in that internal pressure of the thermosetting plastics resin in pot (13) is directly detected by a detecting means (25, 29), and in that the pressure applied to the plunger (17) is controlled in response to the internal pressure detected by the detecting means (25, 29) to maintain the internal pressure in the pot (18) substantially constant during the transfering step.
Claim 2
Dependent Claim 144 words
Claim 3
Dependent Claim 19 words
A method according to claim 1, wherein the thermosetting plastics resin is an epoxy resin or a silicone compound.
Claim 4
Dependent Claim 24 words
A method according to claim 1 or 2, wherein the internal pressure in the pot (18) is detected by a strain gauge (25, 29).
Claim 5
Independent Claim 21 words
A method according to any one of the preceding claims, in which the articles being moulded are packages for semiconductor devices.
Claim 6
Dependent Claim 140 words
A transfer moulding apparatus comprising: a mould (14, 15) having a plurality of cavities (13) and a pot (18) in communication with each of them; a plunger (17) movable in the pot (18) for compressing a thermosetting plastics resin charged in it; and, driving means (30, 31) for applying a pressure to the plunger (17); characterised by the addition of: a pressure detector (25, 29) for detecting the internal pressure of the thermosetting plastics material in the pot (18) directly, and generating a signal corresponding to the internal pressure; and, control means for controlling the pressure applied to the plunger (17) by the driving means (30, 31) in response to the signal from the detector (25,29) to keep the internal pressure substantially constant during transfer of the thermosetting plastics resin from the pot (18) to each of the cavities (13).
Claim 7
