Abstract

Abstract A reflection type photomask includes a substrate, and a reflecting surface formed on the substrate and including a first region and a second region which have a relative height difference. Due to the concavo-convex structure of the reflecting surface, a light reflected from the first region and a light reflected from the second region have a predetermined phase difference which may be used effectively to form a pattern on a photoresist layer.

Claim 5
Dependent Claim 31 words
The photolithography method as claimed in claim 3, wherein the substrate is made of a material which is transparent with respect to the light which is irradiated on the reflecting surface.
Claim 6
Dependent Claim 38 words
The photolithography method as claimed in claim 4, wherein the first region includes a concave part formed in the substrate, and the reflecting layer is formed on the substrate surface excluding a central part of the concave part.
