Abstract
Abstract There is disclosed a photosensitive composition comprising an o-quinonediazide compound and, as a binder resin, a resin containing in the molecule the unit represented by the following formula <IMAGE> wherein R1, R2, R3 and R4 have the same meanings as defined in the specification. The photosensitive composition according to the present invention has excellent resistance to chemicals and long press-life, and is excellent in alkali-solubility and difficult to form scumming.

A photosensitive composition comprising an admixture of an o-quinonediazide compound and a binder resin having units of the formula ##STR3## wherein R 1 is selected from a hydrogen atom, a hydroxyl group and an alkyl group having 1 to 8 carbon atoms; R 2 is selected from a hydrogen atom, a halogen atom, an alkyl group having 1 to 4 carbon atoms and an alkoxy group having 1 to 4 carbon atoms; R 3 is selected from a hydrogen atom, an alkyl group having 1 to 4 carbon atoms, an aryl group and a substituted aryl group; and when R 1 is selected from a hydrogen atom or a hydroxyl group, then R 4 is selected from a phenyl group and a phenyl group substituted with a halogen atom, an alkyl group, an alkoxy group and a nitro group; and when R 1 is an alkyl group having 1 to 8 carbon atoms then R 4 is selected from a hydrogen atom, a lower alkyl group having 1 to 4 carbon atoms, an aryl group and a substituted aryl group, the amount of said o-quinonediazide compound being between 10 and 50% by weight and the amount of said binder resin being between 1 and 80% by weight based on the total solid content of said photosensitive composition.
