Abstract

Abstract A method of manufacturing by liquid epitaxy III-V semiconductor crystals comprising a layer having isoelectronic nitrogen trapping centers. The method is characterized in that the deposition of the nitrogen-doped layer is succeeded by the deposition of a deep layer containing less nitrogen doping after which a p-n junction is formed in the first layer.

Claim 3
Dependent Claim 18 words
A method as in claim 1, wherein said second impurity is introduced locally via said second epitaxial layer.
Claim 4
Dependent Claim 17 words
A method as in claim 1, wherein said second doping impurity is introduced by a diffusion treatment.
Claim 5
Dependent Claim 22 words

Claim 6
Dependent Claim 37 words
A method as in claim 1, wherein the thickness of said first layer is greater than once the diffusion length of the minority carriers of the material in question and smaller than four times said diffusion length.
Claim 7
Dependent Claim 18 words
A method as in claim 1, wherein the thickness of said second layer is smaller than 10 μ.
Claim 8
Dependent Claim 17 words
A method as in claim 1, wherein said first and second layers consist essentially of gallium phosphide.
Claim 9
Dependent Claim 16 words
A method as in claim 1, wherein the atmosphere during the epitaxial deposition permanently contains hydrogen.
Claim 10
Dependent Claim 48 words
