Photosensitive resins containing a thienylacrylic acid ester or amide group

Claim 2

A photosensitive composition comprising as the main photosensitive component a high molecular weight polymer containing monomer units of the following general formula: ##EQU9## wherein R 1 is ##SPC13## R 2 is ##EQU10## --CH.sub.2 CH.sub.2 --(OCH.sub.2 CH.sub.2).sub.n, --CH.sub.2 CH.sub.2 --(SCH.sub.2 CH.sub.2).sub.n, ##SPC14## ##SPC15## R 3 is a hydrogen atom or a methyl group; R 5 is --CH 2 ) m ; m is 0 or 1; n is 1, 2, 3 or 4; X is --O--, --S--, --NH-- or --NR 8 --; R 6 is a hydrogen atom, H--CH 2 ) n , is cyano group or a carbamoyl group; R 7 is a hydrogen atom, a chlorine atom, a bromine atom, H--CH 2 ) n , H--CH 2 ) n O--, a nitro group, a sulfo group, a carboxy group, a cyano group, a phenyl group, a phenoxy group, an acetyl group or a benzoyl group; and R 8 is H--CH 2 ) n or ##SPC16## said polymer containing functional groups attached to the polymer chain of said polymer directly as a pendant group or through a divalent group, said functional group being selected from the group consisting of a thienylacrylate functional group, a thienylacrylamide functional group, a thienylthioacrylate functional group and a thienyl thioacrylamide functional group and at least one sensitizer.

Claim 3

A photosensitive element comprising a support and having thereon a photosensitive resin composition layer as claimed in claim 1.

Claim 4

The photosensitive element of claim 2, wherein said sensitizer is an aromatic carbonyl compound or an aromatic nitro compound.

Claim 5

The photosensitive element of claim 2, wherein said sensitizer is a sensitizing dye or a pyrylium salt.

Claim 6

The photosensitive element of claim 2, wherein said sensitizer is a quinoid compound.

Claim 7

A photosensitive composition comprising as the main photosensitive component a high molecular weight polymer containing monomer units of the following general formula: ##EQU11## wherein R 1 is ##SPC17## R 3 is a hydrogen atom or a methyl group; R 4 is -CH.sub.2 CH.sub.2 --, --CH.sub.2 CH.sub.2 --CH.sub.2 --, ##EQU12## --CH.sub.2 CH.sub.2 (OCH.sub.2 CH.sub.2).sub.n, ##EQU13## R.sub.5 is -CH.sub.2).sub.m ; m is 0 or 1; n is 1, 2, 3 or 4; X is --O--, --S--, --NH-- or --NR 8 --; R 6 is a hydrogen atom, H--CH 2 ) n , a cyano group or a carbamoyl group; R 7 is a hydrogen atom, a chlorine atom, a bromine atom, H--CH 2 ) n , H--CH 2 ) n O--, a nitro group, a sulfo group, a carboxy group, a cyano group, a phenyl group, a phenoxy group, an acetyl group, or a benzoyl group; and R 8 is H--CH 2 ) n or ##SPC18## said polymer containing functional groups attached to the polymer chain of said polymer directly as a pendant group or through a divalent group, said functional group being selected from the group consisting of a thienylacrylate functional group, a thienylacrylamide functional group, a thienylthioacrylate functional group and a thienyl thioacrylamide functional group and at least one sensitizer.

Claim 8

A photosensitive composition comprising as the main photosensitive component a high molecular weight polymer containing monomer units of the following general formula: ##EQU11## wherein R 1 is ##SPC17## R 3 is a hydrogen atom or a methyl group; R 4 is -CH.sub.2 CH.sub.2 --, --CH.sub.2 CH.sub.2 --CH.sub.2 --, ##EQU12## --CH.sub.2 CH.sub.2 (OCH.sub.2 CH.sub.2).sub.n, ##EQU13## R.sub.5 is -CH.sub.2).sub.m ; m is 0 or 1; n is 1, 2, 3 or 4; X is --O--, --S--, --NH-- or --NR 8 --; R 6 is a hydrogen atom, H--CH 2 ) n , a cyano group or a carbamoyl group; R 7 is a hydrogen atom, a chlorine atom, a bromine atom, H--CH 2 ) n , H--CH 2 ) n O--, a nitro group, a sulfo group, a carboxy group, a cyano group, a phenyl group, a phenoxy group, an acetyl group, or a benzoyl group; and R 8 is H--CH 2 ) n or ##SPC18## said polymer containing functional groups attached to the polymer chain of said polymer directly as a pendant group or through a divalent group, said functional group being selected from the group consisting of a thienylacrylate functional group, a thienylacrylamide functional group, a thienylthioacrylate functional group and a thienyl thioacrylamide functional group and at least one sensitizer.

Claim 9

A photosensitive element comprising a support and having thereon a photosensitive resin composition layer as claimed in claim 6.

The photosensitive element of claim 7, wherein said sensitizer is an aromatic carbonyl compound or an aromatic nitro compound.

Claim 11

The photosensitive element of claim 7, wherein said sensitizer is a sensitizing dye or a pyrylium salt.

Claim 12

The photosensitive element of claim 7, wherein said sensitizer is a quinoid compound.

Claim 13

A photosensitive composition comprising as the main photosensitive component a high molecular weight polymer containing monomer units of the following general formula: ##SPC19## wherein R 1 is ##SPC20## R 3 is a hydrogen atom or a methyl group; R 5 is --CH 2 ) m ; m is 0 or 1; n is 1, 2, 3 or 4; X is --O--, --S--, --NH-- or --NR 8 --; R 6 is a hydrogen atom, H-CH 2 ) n , a cyano group or a carbamoyl group; R 7 is a hydrogen atom, a chlorine atom, a bromine atom, H-CH 2 ) n , H-CH 2 ) n O--, a nitro group, a sulfo group, a carboxy group, a cyano group, a phenyl group, a phenoxy group, an acetyl group, or a benzoyl group; and R 8 is H--CH 2 ) n or ##SPC21## said polymer containing functional groups attached to the polymer chain of said polymer directly as a pendant group or through a divalent group, said functional group being selected from the group consisting of a thienylacrylate functional group, a thienylacrylamide functional group, a thienylthioacrylate functional group and a thienyl thioacrylamide functional group and at least one sensitizer.

A photosensitive composition comprising as the main photosensitive component a high molecular weight polymer containing monomer units of the following general formula: ##SPC19## wherein R 1 is ##SPC20## R 3 is a hydrogen atom or a methyl group; R 5 is --CH 2 ) m ; m is 0 or 1; n is 1, 2, 3 or 4; X is --O--, --S--, --NH-- or --NR 8 --; R 6 is a hydrogen atom, H-CH 2 ) n , a cyano group or a carbamoyl group; R 7 is a hydrogen atom, a chlorine atom, a bromine atom, H-CH 2 ) n , H-CH 2 ) n O--, a nitro group, a sulfo group, a carboxy group, a cyano group, a phenyl group, a phenoxy group, an acetyl group, or a benzoyl group; and R 8 is H--CH 2 ) n or ##SPC21## said polymer containing functional groups attached to the polymer chain of said polymer directly as a pendant group or through a divalent group, said functional group being selected from the group consisting of a thienylacrylate functional group, a thienylacrylamide functional group, a thienylthioacrylate functional group and a thienyl thioacrylamide functional group and at least one sensitizer.

A photosensitive element comprising a support and having thereon a photosensitive resin composition layer as claimed in claim 11.

The photosensitive element of claim 12, wherein said sensitizer is an aromatic carbonyl compound or an aromatic nitro compound.

The photosensitive element of claim 12, wherein said sensitizer is a sensitizing dye or a pyrylium salt.

Claim 18

The photosensitive element of claim 12, wherein said sensitizer is a quinoid compound.

A photosensitive composition comprising as the main photosensitive component a high molecular weight polymer containing monomer units of the following general formula: ##EQU14## wherein R 1 is ##SPC22## R 3 is a hydrogen atom or a methyl group; R 5 is --CH 2 ) m ; m is 0 or 1; n is 1, 2, 3 or 4; X is --O--, --S--, --NH-- or --NR 8 --; R 6 is a hydrogen atom, H--CH 2 ) n , a cyano group or a carbamoyl group; R 7 is a hydrogen atom, a chlorine atom, a bromine atom, H--CH 2 ) n , H--CH 2 ) n O--, a nitro group, a sulfo group, a carboxy group, a cyano group, a phenyl group, a phenoxy group, an acetyl group, or a benzoyl group; and R 8 is H--CH 2 ) n or ##SPC23## said polymer containing functional groups attached to the polymer chain of said polymer directly as a pendant group or through a divalent group, said functional group being selected from the group consisting of a thienylacrylate functional group, a thienylacrylamide functional group, a thienylthioacrylate functional group and a thienyl thioacrylamide functional group and at least one sensitizier.

A photosensitive composition comprising as the main photosensitive component a high molecular weight polymer containing monomer units of the following general formula: ##EQU14## wherein R 1 is ##SPC22## R 3 is a hydrogen atom or a methyl group; R 5 is --CH 2 ) m ; m is 0 or 1; n is 1, 2, 3 or 4; X is --O--, --S--, --NH-- or --NR 8 --; R 6 is a hydrogen atom, H--CH 2 ) n , a cyano group or a carbamoyl group; R 7 is a hydrogen atom, a chlorine atom, a bromine atom, H--CH 2 ) n , H--CH 2 ) n O--, a nitro group, a sulfo group, a carboxy group, a cyano group, a phenyl group, a phenoxy group, an acetyl group, or a benzoyl group; and R 8 is H--CH 2 ) n or ##SPC23## said polymer containing functional groups attached to the polymer chain of said polymer directly as a pendant group or through a divalent group, said functional group being selected from the group consisting of a thienylacrylate functional group, a thienylacrylamide functional group, a thienylthioacrylate functional group and a thienyl thioacrylamide functional group and at least one sensitizier.

A photosensitive element comprising a support and having thereon a photosensitive resin composition layer as claimed in claim 16.

The photosensitive element of claim 17, wherein said sensitizer is an aromatic carbonyl compound or an aromatic nitro compound.

The photosensitive element of claim 17, wherein said sensitizer is a sensitizing dye or a pyrylium salt.

The photosensitive element of claim 17, wherein said sensitizer is a quinoid compound.

A photosensitive composition comprising as the main photosensitive compondent a high molecular weight polymer containing monomer units of the following general formula: ##EQU15## wherein R 1 is ##SPC24## R 2 is ##EQU16## --CH.sub.2 CH.sub.2 --OCH.sub.2 CH.sub.2).sub. n , --CH.sub.2 CH.sub.2 --S--CH.sub.2 CH.sub.2).sub. n ##SPC25## R 3 is a hydrogen atom or a methyl group; R 5 is --CH 2 ) m ; m is 0 or 1; n is 1, 2, 3 or 4; X is --O--, --S--, --NH-- or --NR 8 --; R 6 is a hydrogen atom, H--CH 2 ) n , a cyano group or a carbamoyl group; R 7 is a hydrogen atom, a chlorine atom, bromine atom, H--CH 2 ) n , H--CH 2 ) n O--, a nitro group, a sulfo group, a carboxy group, a cyano group, a phenyl group, a phenoxy group, an acetyl group, or a benzoyl group; and R 8 is H--CH 2 ) n or ##SPC26## said polymer containing functional groups attached to the polymer chain of said polymer directly as a pendant group or through a divalent group, said functional group being selected from the group consisting of a thienylacrylate functional group, a thienylacrylamide functional group, a thienylthioacrylate functional group and a thienyl thioacrylamide functional group and at least one sensitizer.

A photosensitive composition comprising as the main photosensitive compondent a high molecular weight polymer containing monomer units of the following general formula: ##EQU15## wherein R 1 is ##SPC24## R 2 is ##EQU16## --CH.sub.2 CH.sub.2 --OCH.sub.2 CH.sub.2).sub. n , --CH.sub.2 CH.sub.2 --S--CH.sub.2 CH.sub.2).sub. n ##SPC25## R 3 is a hydrogen atom or a methyl group; R 5 is --CH 2 ) m ; m is 0 or 1; n is 1, 2, 3 or 4; X is --O--, --S--, --NH-- or --NR 8 --; R 6 is a hydrogen atom, H--CH 2 ) n , a cyano group or a carbamoyl group; R 7 is a hydrogen atom, a chlorine atom, bromine atom, H--CH 2 ) n , H--CH 2 ) n O--, a nitro group, a sulfo group, a carboxy group, a cyano group, a phenyl group, a phenoxy group, an acetyl group, or a benzoyl group; and R 8 is H--CH 2 ) n or ##SPC26## said polymer containing functional groups attached to the polymer chain of said polymer directly as a pendant group or through a divalent group, said functional group being selected from the group consisting of a thienylacrylate functional group, a thienylacrylamide functional group, a thienylthioacrylate functional group and a thienyl thioacrylamide functional group and at least one sensitizer.

A photosensitive element comprising a support and having thereon a photosensitive resin composition layer as claimed in claim 21.
