Abstract P-TYPE GALLIUM ARSENIDE IS GROWN EPITAXIALLY FROM SOLUTION IN GALLIUM ON THE SURFACE OF N-TYPE GALLIUM ARSENIDE, WITH SILICON AS DOPANT ON BOTH SIDE OF THE JUNCTION. A RECOMBINATION RADIATION DEVICE IS MADE BY THE METHOD.
