Abstract

Abstract Translated from German Monolithisch integrierte Fotodiode-FET-Kombination auf InP-Substrat (1) in das der p⁺-Bereich (2) der Fotodiode und ein p⁺-Bereich (12) des FET eingebettet sind und auf das eine für FET und Fotodiode gleiche Schichtfolge aus InGaAs (3,6,13,16) aufgewachsen ist, mit einem n-Kontakt (5) auf der Oberseite der Fotodiode und einem p-Kontakt auf einer freiliegenden Kontaktfläche (8) des p⁺-Bereiches (2) der Fotodiode. Monolithically integrated photodiode-FET combination on InP substrate (1) in which the p⁺ region (2) of the photodiode and a p⁺ region (12) of the FET are embedded and on which the same layer sequence for FET and photodiode InGaAs (3,6,13,16) grew up with an n-contact (5) on the top of the photodiode and a p-contact on an exposed contact surface (8) of the p⁺ region (2) of the photodiode.
