Abstract Translated from German Bei einem Leistungshalbleiterbauelement mit plana­rem Randabschluß durch Feldringe ist die Aufgabe gestellt, auf platzsparende Weise möglichst 100% der Volumendurchbruchspannung zu erzielen. Diese Aufgabe wird dadurch gelöst, daß sowohl der Randbereich (9) des Hauptübergangs als auch Feld­ringe (8) in einem gesonderten Diffusionsprozeß hergestellt werden, wodurch ein vom aktiven Teil des Bauelements abweichendes Dotierungsprofil ein­gestellt werden kann.
