Abstract Translated from German Die Erfindung betrifft ein strahlungsempfindliches Gemisch und ein Verfahren zur Herstellung von Reliefmustern. Das strahlungsempfindliche Gemisch enthält (a) ein in Wasser unlösliches, in wäßrig-alkalischen Lösungen lösliches polymeres Bindemittel und (b) eine organische Verbindung, deren Löslichkeit in einem wäßrig-alkalischen Entwickler durch Einwirkung von Säure erhöht wird und die mindestens eine durch Säure spaltbare Gruppierung sowie zusätzlich eine Gruppierung, die unter Einwirkung von Strahlung eine starke Säure bildet, enthält, wobei das polymere Bindemittel (a) 5 bis 40 Mol.% Monomereneinheiten mit R-O- ?-O-Gruppierungen einpolymerisiert bzw. einkondensiert oder die R-O- ?-O-Gruppierungen durch polymeranaloge Umsetzung eingeführt enthält, mit der Maßgabe, daß der Rest R 5 bis 9 Kohlenstoffatome enthält. The radiation-sensitive mixture contains (a) a water-insoluble, polymeric binder soluble in aqueous alkaline solutions and (b) an organic compound, the solubility of which is increased in an aqueous alkaline developer by the action of acid and the at least one group which can be split by acid and additionally contains a group which forms a strong acid under the action of radiation, the polymeric binder (a) polymerizing or condensing in 5 to 40 mol% of monomer units with RO-? -O groupings or the RO-? -O -Groups introduced by polymer-analogous reaction contains, with the proviso that the radical R contains 5 to 9 carbon atoms.
