Method of producing boron-containing and/or phosphorous-containing silicate glass layers for highly integrated circuits
Abstract
In a process for producing boron-containing and / or phosphorus-containing silicate glass layers, such as borosilicate glass, phosphorus silicate glass, borophosphorus silicate glass or borosilicate silicate glass, such elemental organic silicon-oxygen-boron compounds or silicon-oxygen-phosphorus compounds are used as starting materials for the decomposition and deposition from the gas phase that already contain all elements in the specified ratio. The decomposition of the elemental organic starting compounds can take place thermally or by excitation in an alternating electromagnetic field. The method is used in the production of insulation layers between conductor tracks, passivation layers and auxiliary layers for doping and in particular in the production of trench-shaped capacitor memory cells (DRAMs) for substrate doping in the cell field. The method allows the production of stable silicate glass layers with defined doping even with a high integration density and can be carried out with low deposition temperatures. The raw materials used are non-toxic and easy to handle.
