Abstract

Abstract An improved interconnect tape l0 for use in tape automated bonding comprising a carrier member ll for supporting at least one pattern of interconnect leads l6. At least one first ring is provided having a plurality of sides l8 with each of the sides supporting the leads extending inwardly of the member. Yieldable portions 28 connecting the ring to the carrier member ll provide reduced stresses in the leads and reduced thermal dissipation during inner lead bonding.

Claims Analysis

Total Claims: 11
Claim 1
Independent Claim 116 words
An interconnect tape l0 for use in tape automated bonding characterized by: a carrier member ll for supporting at least one pattern of interconnect leads l6; at least one first frame member l7 having a plurality of sides l8, with each of said sides supporting a plurality of elongated interconnect leads l4 extending inwardly of said frame member l7; first means 26 for reducing stresses in said leads and for reducing thermal dissipation during bonding of inner portions 2l of said leads l9 to an electronic device, said first means 26 comprising a plurality of spaced apart yieldable members 27 connecting each said side l8 of said first frame member l7 to said carrier member ll.
Claim 2
Dependent Claim 116 words
Claim 3
Dependent Claim 49 words
An interconnect tape l0 as in claim l characterized in that said at least one first frame member l7 includes yieldable portions 28 connecting each said side l8 to adjacent said sides, whereby each said side can yield relative to said carrier member ll over substantially its entire length.
Claim 4
Dependent Claim 74 words
An interconnect tape l0 as in claim l characterized by including second means 22 for further reducing said stresses and said thermal dissipation during said bonding, said second means 22 comprising at least one second frame member supported by said carrier member ll and arranged between said carrier member ll and said first frame member l7 so that said first means 26 connects said first frame member l7 to said second frame member 22.
Claim 5
Dependent Claim 46 words
An interconnect tape l0 as in claim 3 characterized in that said second frame member 22 is supported by said carrier member ll by means of a plurality of widely spaced apart members 23 substantially fewer in number than said yieldable members of said first means.
Claim 6
Dependent Claim 48 words
An interconnect tape l0 as in claim 3 characterized in that said at least one first frame member l7 includes yieldable portions 28 connecting each side l8 to adjacent said sides, whereby each side l8 can yield relative to said carrier member ll over substantially its entire length.
Claim 7
Dependent Claim 148 words
An interconnect tape l0 as in claim l characterized in that said yieldable members 27 connecting each said side l8 of said first frame l7 comprise at least two groups 32 and 33 of said yieldable members 27 with a first of said groups 32 of yieldable members 27 having a first orientation and extending from a first end of said side l8 toward the opposing group 33 of said yieldable members 27 connecting said side l8, said opposing group 33 of said yieldable members 27 having an orientation in general opposition to said first orientation, whereby the forces exerted on said side l8 of said first frame member l7 by said first group 32 of yieldable members 27 balances the forces exerted on said side l8 by said opposing group 33 of said yieldable members 27 to better maintain the shape integrity of said interconnect tape l0.
Claim 8
Dependent Claim 49 words
An interconnect tape l0 as in claim 6 characterized in that said at least one first frame member l7 includes yieldable portions 28 connecting each said side l8 to adjacent said sides, whereby each said side can yield relative to said carrier member ll over substantially its entire length.
Claim 9
Dependent Claim 29 words
An interconnect tape l0 as in claim 3 characterized by further including means 29 or 30 arranged within said interconnect leads l4 for reducing stresses during inner lead bonding.
Claim 10
Dependent Claim 37 words
An interconnect tape l0 as in claim 3 characterized in that said carrier member ll, said at least one first frame member l7, said first means 26 and said second means 27 comprise a unitary metal foil.
Claim 11
Dependent Claim 15 words
l0. An interconnect tape l0 as in claim l characterized by comprising a multi-layer tape.
