Auf diese Weise lässt sich ein induktionsarmer und platzsparender Aufbau er­zielen, der zudem eine effiziente Kühlung des Moduls ermöglicht. The power semiconductor module contains a cascode circuit of a low-voltage high-current MOSFET (1) and a bipolar semiconductor element (2), for example a field-controlled thyristor, GTO thyristor or Darlington transistor, as a hybrid combination. In this way, a low-induction and space-saving construction can be achieved, which also enables efficient cooling of the module.
