One-transistor memory cell for high-density integrated dynamic semiconductor memories, and method for manufacturing the same
Abstract
A transistor memory cell with a semiconductor body (1), which has a thin insulation layer (2) on an interface (1a) and a conductive layer (3) thereon, which represents the electrode of a storage capacitor connected to a selection field effect transistor, wherein the selection field-effect transistor is applied in a polycrystalline semiconductor layer (5) and then recrystallized. The aim here is to place the memory cell on the smallest possible semiconductor area. This is achieved in that the recrystallized semiconductor layer (5) is arranged above the conductive layer (3) and separated from it by an intermediate insulation layer (4), wherein it extends in the lateral direction at most to the edge of the conductive layer (3) . The application area includes highly integrated dynamic RAM semiconductor memories.
