Method of making a monolithic integrated circuit with at least one bipolar planar transistor
Abstract
In addition to the usual two photoresist processes for opening the contact holes and for producing the interconnect pattern, the method uses only two photoresist processes, each with a photoresist mask, for producing the zones of the planar transistor. The process has the peculiarity that further semiconductor elements, for example integrated resistors and / or lateral transistors, can be produced without additional photoresist masks. The method is characterized in that, using the first photoresist mask, a diffusion masking layer (12) is produced, which leaves the base region (32) of the planar transistor unmasked. In this area, the doping of the collector zone is introduced into the substrate (2) and the collector zone (4) diffuses. This is followed by implantation of dopants in the base zone (3) at a relatively low dose. After removal of the diffusion masking layer (12), an oxidation masking layer (7) is applied using a second photoresist mask, which covers the edge region of the collector zone (4) and the emitter region (11) and which is used as an implantation mask for the doping of the outer base partial zone (35) and is used to manufacture an implantation mask (8) from thermally produced silicon oxide. The implantation of the doping of the emitter zone (1) and that of the collector connection zone (9) takes place through the openings of this implantation mask (8).
