Abstract

Abstract The present invention enables the production of improved high-speed semiconductor devices. The present invention provides the higher speed offered by strained silicon technology coupled with the smaller overall device size provided by shallow trench isolation technology without relaxation of the portion of the strained silicon layer adjacent to a shallow trench isolation region by laterally extending a shallow trench isolation into the strained silicon layer overlying a silicon germanium layer.

Claims Analysis

Total Claims: 12
Claim 1
Independent Claim 144 words
A method of forming a semiconductor device comprising: forming a SiGe layer on a silicon-containing semiconductor substrate; forming a silicon layer over the SiGe layer; forming a layer of a first insulating material on the SiGe layer; forming a layer of a second insulating material on the first insulating material layer; forming a trench of a first width in the layer of first insulating material and the layer of the second insulating material; extending said trench into the silicon layer in both the lateral and vertical directions, so that the trench undercuts the layer of first insulating material; further extending the trench formed in the first and second insulating material layers into the SiGe layer such that a portion of the trench extending into the SiGe layer has substantially the same width as said first width; and filling the trench with an insulating material.
Claim 2
Claim 3
Dependent Claim 27 words
The method according to claim 1 , wherein the trench is extended laterally into the silicon layer a distance of about 100 Å to about 2000 Å.
Claim 4
Dependent Claim 19 words
The method according to claim 2 , wherein the trench is extended laterally a distance of about 1000 Å.
Claim 5
Dependent Claim 25 words
The method according to claim 1 , wherein the silicon layer is formed to a thickness of from about 100 Å to about 300 Å.
Claim 6
Dependent Claim 27 words
The method according to claim 1 , wherein the concentration of Ge in the SiGe layer ranges from about 15 atomic % to about 30 atomic %.
Claim 7
Dependent Claim 32 words
The method according to claim 1 , wherein said step of forming a trench in the first and second insulating material layer comprises photolithographically patterning the first and second insulating material layers.
Claim 8
Dependent Claim 62 words
The method according to claim 6 , wherein the step of photolithographically patterning the first and second insulating material layers comprises; depositing a photoresist on the second insulating material layer; selectively exposing the photoresist to actinic radiation; developing the photoresist to form openings in the photoresist exposing the second insulating material layer; and anisotropically etching the second and first insulating material layers.
Claim 9
Dependent Claim 21 words
The method according to claim 1 , wherein the step of extending the trench into the silicon layer comprises isotropic etching.
Claim 10
Dependent Claim 28 words
The method according to claim 8 , wherein the step of isotropically etching the silicon layer is carried out with a wet etchant or an isotropic plasma etch.
Claim 11
Dependent Claim 17 words
The method according to claim 1 , further comprising removing the first and second insulating materials layers.
Claim 12
Dependent Claim 52 words
The method according to claim 1 , further comprising: forming source and drain regions in the silicon layer; forming a gate oxide layer on the silicon layer; forming a gate electrode layer on the gate oxide layer; patterning the gate electrode layer and gate oxide layer to form a gate electrode structure.
