Claims Analysis

Total Claims: 10
Claim 1
Independent Claim 69 words
In a silver-glass paste comprising flake, glass frit and organic vehicle, the improvement which comprises including in the paste, a metal resinate which does not dissolve in silver at the sintering temperature of the paste, the resinate being present in an amount sufficient to provide at least one of improved adhesion and reduced voids or cracks when the paste is used to bond a die to a ceramic substrate.
Claim 2
Dependent Claim 69 words
In a silver-glass paste comprising flake, glass frit and organic vehicle, the improvement which comprises including in the paste, a metal resinate which does not dissolve in silver at the sintering temperature of the paste, the resinate being present in an amount sufficient to provide at least one of improved adhesion and reduced voids or cracks when the paste is used to bond a die to a ceramic substrate.
Claim 3
Dependent Claim 9 words
The paste of claim 1 further comprising a surfactant.
Claim 4
Dependent Claim 25 words
The paste of claim 1 wherein the surface area of the silver flake is 0.4-1.5 m 2 /g and the tap density is 2.5-4.0 gram/cc.
Claim 5
Dependent Claim 21 words
The paste of claim 2 wherein the amount of metal resinate comprises about 0.01 to 5% by weight of the paste.
Claim 6
Dependent Claim 17 words
The paste of claim 4 wherein the amount of surfactant comprises 0.05-2% by weight of the paste.
Claim 7
Dependent Claim 18 words
The paste of claim 5 including 55-80% silver flake, 10-25% lead borate or phosphovanadate glass and 0.0-2% resin.
Claim 8
Dependent Claim 25 words
The paste of claim 1 wherein the metal resinate comprises the resinate selected from the group consisting of Pb, Mg, Ca, Ba, Rh, and Co.
Claim 9
Dependent Claim 13 words
The paste of claim 1 wherein the glass is lead phosphate vanadate glass.
Claim 10
Dependent Claim 24 words
A paste according to claim 1 wherein the vehicle is one which is solid at room temperature and melts at about above 70° C.
