Abstract
Abstract Chemical vapor deposition on a semiconductor wafer is obtained in a plasma reactor having a plurality of lamps for radiantly heating the wafer. Calibrated temperature sensing means remote from the wafer is used to control the heating of the wafer. Gases are supplied by way of a plurality of tubes extending radially inwardly from the sides of the chamber. A baffle is provided to form an antechamber which aids in the uniformity of the deposition. The plasma is ignited for less than the whole deposition cycle for deposition of tungsten disilicide.

Claim 1
Independent Claim
102 words
Chemical vapor deposition apparatus comprising: means for enclosing a predetermined volume; baffle means for dividing said volume into two chambers; RF means coupled to a first of said chambers for generating a plasma therein, the second of said chambers for containing an article upon which a deposit is to be formed out of contact with said plasma; heating means for directly heating said article by radiant energy; and wherein said enclosing means comprise window means for providing a transmission path from said heating means to the interior of said second chamber; said heating means being on the outside of said window means.
Claim 2
Dependent Claim

Chemical vapor deposition apparatus comprising: means for enclosing a predetermined volume; baffle means for dividing said volume into two chambers; RF means coupled to a first of said chambers for generating a plasma therein, the second of said chambers for containing an article upon which a deposit is to be formed out of contact with said plasma; heating means for directly heating said article by radiant energy; and wherein said enclosing means comprise window means for providing a transmission path from said heating means to the interior of said second chamber; said heating means being on the outside of said window means.
Claim 3
Dependent Claim
27 words
The apparatus as set forth in claim 1 wherein said baffle means comprises a central aperture through which gases can flow from one chamber to the other.
Claim 4
Dependent Claim
50 words
The apparatus as set forth in claim 2 wherein said enclosing means comprises: a first conductive member; a generally planar non-conductive member of predetermined thickness; a second conductive member of predetermined thickness; wherein said second conductive member and said non-conductive member each having a hollow central portion defining said volume.
Claim 5
Dependent Claim

The apparatus as set forth in claim 3 wherein said baffle means is positioned in or near the plane in which said non-conductive member and said second conductive member meet.
Claim 6
Dependent Claim
39 words
The apparatus as set forth in claim 1 wherein said baffle comprises a planar, annular ring of diameter less than the diameter in which it is placed, thereby forming a gap between the periphery thereof and said enclosing means.
Claim 7
Dependent Claim
42 words
The apparatus as set forth in claim 5 wherein said second conductive member comprises a plurality of gas supply and gas exhaust passageways which extend through the bulk of said member to the interior surface thereof which defines said hollow central portion.
