Abstract

Abstract A hybrid mosaic IR/CCD focal plane structure is fabricated on a silicon substrate which contains integrated circuit CCD signal processing circuitry. Contact pads are formed which are connected to the signal processing circuitry and which extend above the surface of the silicon substrate. An insulator layer is formed which covers the substrate and the contact pads. The insulator layer is then lapped to form an essentially planar surface with the contact pads exposed. A mosaic detector array is fabricated on the insulator layer, and thin film electrical interconnects are formed from the detectors to the exposed contact pads to couple the photosignals from the detector array to the CCD circuitry.

Claims Analysis

Total Claims: 8
Claim 1
Independent Claim 158 words
A method of providing a photodetector array on a semiconductor substrate having solid state signal processing circuitry therein, the method comprising; providing doped regions of lower resistivity within the semiconductor substrate to form regions used to provide at least part of the solid state signal processing circuitry therein; providing a passivation layer covering a surface of the semiconductor substrate but with electrical contacts to the solid state signal processing circuitry exposed through the passivation layer; forming, on the electrical contacts, contact pads which extend above the passivation layer; depositing an adhering insulator layer over the passivation layer and the contact pads, while avoiding adversely affecting the solid state signal processing circuitry; removing portions of the insulator layer to form an essentially planar surface in which the contact pads are exposed; forming a photodetector array mounted on the essentially planar surface and bonded to the insulator layer; and interconnecting photodetectors of the photodetector array with the exposed contact pads.
Claim 2
Claim 3
Dependent Claim 34 words
The method of claim 1 wherein depositing an insulator layer comprises: depositing an adhesive insulator material over the passivation layer and the contact pads; and pressing a temporary substrate onto the adhesive insulator material.
Claim 4
Dependent Claim 49 words
The method of claim 2 wherein removing portions of the insulator layer comprises: lapping away the temporary substrate and a portion of the adhesive insulator material to provide an essentially planar surface with the contact pads surrounded by the adhesive insulator material and exposed at the essentially planar surface.
Claim 5
Dependent Claim 14 words
The method of claim 3 wherein the adhesive insulator material is a nonconductive epoxy.
Claim 6
Dependent Claim 26 words
The method of claim 1 wherein the contact pads extend above the surface of the semiconductor substrate by between about 5 microns and about 15 microns.
Claim 7
Dependent Claim 21 words
The method of claim 1 wherein the contact pads are of a metal of the group consisting of gold and nickel.
Claim 8
Dependent Claim 12 words
The method of claim 1 wherein forming contact pads is by electroplating.
