Abstract

Abstract A zinc sulfide body is treated to form an ohmic contact by applying a Group II metal or alloy thereof to a surface region of the body in the presence of a source of donor precursor such as a Group IIIa metal or a halogen and heating the region to a temperature above the melting temperature of the metal or alloy.

Claim 1
Independent Claim 19 words
A method according to clAim 1 in which said body is heated to a temperature of at least 350*C.
Claim 2
Dependent Claim 21 words
A method according to claim 2 in which said metal is brought into intimate contact with the surface of said region.
Claim 3
Dependent Claim 14 words
A method according to claim 1 in which said Group II metal is cadmium.
Claim 4
Dependent Claim 16 words
A method according to claim 1 in which said donor precursor is a Group IIIa metal.
Claim 5
Dependent Claim 17 words
A method according to claim 5 in which said Group IIIa metal is indium, aluminum or gallium.
Claim 6
Dependent Claim 24 words
A method according to claim 1 in which said donor precursor is a halogen selected from the group consisting of chlorine, bromine or iodine.
Claim 7
Dependent Claim 22 words
A method according to claim 5 in which said donor precursor is present in the surface region of said zinc sulfide body.
Claim 8
Dependent Claim 24 words
A method according to claim 8 in which said donor precursor is present in said region in a density of at least 1017cm 3.
Claim 9
Dependent Claim 25 words
A method according to claim 9 in which the net donor precursor density in said region after the heating step is at least 1018cm 3.
Claim 10
Dependent Claim 28 words
A method according to claim 5 in which said Group IIIa metal source is alloyed with said Group II metal prior to its being applied to said body.
Claim 11
Dependent Claim 26 words
A method as recited in claim 1 wherein the surface region of said body of n-type zinc sulfide is first wetted with an amalgam including mercury.
