The device of the present invention is a relatively small volume chamber useful for processing substrates. The apparatus includes a reference having a substantially flat surface. The apparatus also includes a stage portion having a surface that bears the substrate, and has a gas bearing surrounding the bearing surface. The gas flow through the bearing is adjusted to generate a seal of the substrate from the surrounding gas when the gas bearing approaches the flat surface of the reference. This process gas is introduced into or consumed from the chamber, respectively, via an inlet and an outlet defined in the reference section. The apparatus may include a window fixed to the reference portion. The patterned light or particle beam can be directed through the window to the contained substrate to cause a selective reaction on the substrate. Corresponding to the reference portion allows the gas bearing stage portion to be moved without affecting the relative spacing. Thus, the pattern formed on the substrate can be stepped and repeated without the need for refocusing the lithographic apparatus used to form the pattern on the substrate. The present invention also includes a related method.
