Abstract

Abstract PURPOSE:To form a surface type gate with a large light wavelength range by making control light incident on the incidence point of signal light at an angle of incidence smaller than a critical angle and controlling the intensity of the signal light projected from an interface with the intensity of the control light. CONSTITUTION:When the intensity of the control light 15 is small, the refractive index at the time, of, for example, 0.885eV light energy is 3.4 and the critical angle and angle of polarization corresponding to the refractive index are 17.1 deg. and 16.4 deg., so large transmitted light intensity on the interface is obtained. When this control light 15 increases in intensity, absorption by excitons is saturated and the width of an absorption spectrum is widened. Consequently, the refractive index to the energy of the light of signal light 14 on the lower energy side than the energy of the exciton absorption increases. The signal light 14 is reflected totally by the interface because of the critical angle for the refractive index and no transmitted light appears. Consequently, the refractive index of a quantum well layer 12 is controlled with the intensity of the control light 15 and the intensity of the output light 16 transmitted through the interface is switched.
