Pulse oscillating laser
Abstract
Abstract PURPOSE:To eliminate the need for a pulse oscillator, etc. while miniaturizing an oscillation circuit by laminating a semiconductor laser onto a superlattice element as an oscillator. CONSTITUTION:The superlattice element 2 is formed to one main surface of an N type GaAs substrate 14, and the semiconductor laser 5 is laminated onto the element 2 and the pulse oscillating laser is shaped. In an equivalent circuit in the case when the pulse oscillation circuit is connected to a DC power supply, a laser circuit 15 corresponds to the laser 5, an element circuit 16 corresponds to the element 2, and the circuis 15, 16 are connected in series with the DC power supply E. Forward bias is applied to the circuit 15 while currents flow through the circuit 16 and the circuit 16 starts its oscillation at the point of time when the power supply E is connected. Oscillation is brought to a stationary state because there is a negative resistor 9 in the circuit 16 at that time. Accordingly, currents also flow through the laser 5 under a condition that phase is slightly displaced from an oscillating condition obtained by the element 2. When forward current value flowing through the laser 5 exceeds the threshold or higher of the laser 5, the laser 5 emits laser beams in pulse-like form.
