Abstract

(57) [Abstract] [Purpose] Highly anisotropic etching can be easily realized in dry etching of a noble metal thin film of platinum, copper, etc., which has been extremely difficult to perform fine processing. [Structure] Halogen gas such as chlorine, hexafluoroacetylacetone (hfac) in fine processing of copper film, etc. Dry etching is performed using a gas containing β-diketone, ammonia having a reducing property with respect to halogen compounds, and the like. At that time, plasma is generated by pulse modulation discharge, and halogen gas is supplied so as to be synchronized with the pulse modulation discharge. The pulse width is set so that side etching does not occur due to the diffusion of the halogen element in the copper film. A halogen compound is formed on the surface of the copper film by the halogen element, and a copper complex having a high saturated vapor pressure is formed and evaporated by the reaction of the reducing gas and β-diketone with the halogen compound. The above cycle is repeated until the copper film is completely removed by etching.
