Abstract Translated from Japanese (57)【要約】 【目的】 構造をさらに単純化し、製造をより容易化し たハーフトーン位相シフトフォトマスク。 【構成】 透明基板１０と、その表面に所定のパターン に従って設けられた均一組成材料からなるハーフトーン 遮光層兼位相シフト層１１とからなり、ハーフトーン遮 光層兼位相シフト層１１は、使用波長をλ、その屈折率 をｎとするとき、膜厚ｄが、ほぼｄ＝λ／｛２（ｎ− １）｝又はその奇数倍になるように設定され、また、そ の透過率がほぼ５〜３０％の範囲になるように構成され ている。 (57) [Abstract] [Purpose] A halftone phase shift photomask with a simpler structure and easier manufacturing.
