Abstract

When filling contact holes (3) in insulation layers (2) of integrated semiconductor circuits, the metal layer (4, 5) made of tungsten, which is deposited over the entire surface of the substrate (1), is covered with an auxiliary layer (6) made of organic material, the organic auxiliary layer (6 ) anisotropically etched to the tungsten surface (5), then selectively etched back the tungsten layer (4, 5) to the insulation layer (2) and finally the remaining layer (6a) of the organic material, which is located in the contact hole area (3) on the tungsten plugs ( 5a), selectively removed. In this way it is possible to reliably fill contact holes (and also via holes) with a diameter of 1 µm and below with tungsten, which ensure good edge coverage in subsequent metallization processes. The contacts can be loaded with high current densities. The method is used for the production of multi-layer wiring of highly integrated circuits.
