Abstract

In a method for limiting breakouts when sawing a semiconductor wafer into individual parts which have a dielectric layer at least in regions, the sawing track width is to be reduced without reducing the quality or the yield of the individual parts obtained from a semiconductor wafer by sawing. A frame (1) made of the dielectric layer is applied to the edges of later individual parts on the surface of the semiconductor wafer in such a way that these frames (1) exert a tensile stress on the semiconductor surface, as a result of which a symmetrical pattern in the sawing area (7) on the surface of the semiconductor wafer Tension field arises to limit the breakouts (9) of the semiconductor material.
