Abstract

In the case of thyristors, the middle zone (1) must be dimensioned to be thick enough to prevent a punch-through breakdown so that a sufficient distance remains between the space charge zone and the opposite pn junction at the nominal reverse voltage. Contact areas (15, 9) are arranged on the anode and cathode side of the middle zone in the vicinity of the anode-side emitter zone (2) and the cathode-side base zone (3), which suck off the charge carriers generated when the barrier is loaded. The space charge zone can thus move closer to the pn junction without fear of a punch-through breakthrough.
