Abstract
Abstract A novel high-energy radiation-sensitive pattern-forming sist material consisting of polysilsesquioxane having no 'droxyl groups in its molecule. The pattern-forming mate- il of this invention has an improved sensitivity to high- ergy radiation exposure, a high resistance to dry etching, a gh resolution capability, and an improved thermal stability.
