Abstract Translated from German Bei Leistungs-MOSFET müssen die Sourcezone (5) und die Kanalzone (4) durch einen gemeinsamen Kontakt (15) kontaktiert werden. Besteht das Kontaktmaterial aus Aluminium und ist die Kanalzone (4) n-leitend (p-Kanal-MOSFET), so wird ein oberflächlicher Bereich (8) der Kanalzone (4) durch eine in der darüberliegenden Sourcezone (5) angebrachte Öffnung (6) zusätzlich mit einer Dosis von ≥ 5· 10" Atomen cm- 2 n-dotiert. Der Aluminiumkontakt (15) kontaktiert die Kanalzone (4) am genannten Bereich (8), dadurch entsteht ein rein ohmscher Kontakt zur Kanalzone.
