Magnetron cathode for the sputtering of ferromagnetic targets
Abstract
Abstract Translated from German @ Magnetronkatode zum Zerstäuben von Targets aus ferromagnetischen Materialen. @ Magnetron cathode for sputtering targets made of ferromagnetic materials. A cathode base body (2) has at least one contact surface (4a, 4c) for the target and a magnet system (6) with magnetic poles of opposite polarity which are connected to one another on the circumference and separated by a space (5a). The target is divided into at least two target parts (12, 13) by at least one air gap (14), which is geometrically similar to the course of the intermediate space, which are staggered on the at least one support surface (4a, 4c) in the depth direction of the cathode. According to the invention: a) the magnet system (6) behind the most recessed support surface (4a) for the target (12, 13) and b) the width "s" of the air gap (14) in the depth direction of the cathode is smaller than the dark space distance required under operating conditions.
