Method of producing stable, low ohmic contacts in integrated semiconductor circuits
Abstract
The invention relates to a method for producing stable, low-resistance contacts in integrated semiconductor circuits with outer contact conductor levels (7) consisting of aluminum or aluminum alloys. The diffused areas (2) of the circuit provided for contacting are provided with contact holes (4) of the same size, adapted to the minimum dimensions of the circuit, a metal silicide layer (5) is introduced into the contact holes (4) and one made of aluminum (7) and n + -doped polysilicon layer (6) existing double layer is used, preferably the thickness of the n + -doped polysilicon layer (6a) over the contact hole corresponds approximately to half the contact hole edge length. This contact increases the reliability and resilience of electrical conductor tracks for VLSI systems. The method is used for contacting n + and p + diffused areas in the production of MOS and bipolar circuits.
