Process for making sub-micrometric structures and use of this process in making deep dielectric isolation regions with a sub-micrometric width in a semiconductor body
Abstract
In the course of the method for producing structures with dimensions in the submicron range, regions of a polymer layer with horizontal and essentially vertical surfaces are first formed on a substrate. A layer of silicon nitride or oxide (Fig. 1A) is applied over it in a plasma deposition process. This is subjected to reactive ion etching in such a way that the horizontal areas of this layer and the polymer areas are removed and only the narrow areas of the silicon nitride or oxide layer (FIG. 1B), which were originally arranged on the vertical surfaces of the polymer areas, remain. In the case of positive lithography, the silicon nitride or oxide walls are converted into a mask with the same dimensions but from a different mask material (FIG. 2C). In the case of negative lithography, the silicon nitride or oxide walls are converted in a mask reversal process into openings in a layer of mask material through which vertical, approximately 0.5 μm wide and approximately 5 μm deep trenches can be etched into the silicon substrate by means of reactive ion etching (FIG 1E). The trenches are filled by thermal oxidation or with a plastic such as polyimide. The method according to the invention can also be used in other processes in semiconductor technology.
