Process for making adjacent ion impurity implanted wells for manufacturing highly integrated complementary MOS field effect transistor circuits
Abstract
The invention relates to a method for producing adjacent wells implanted with dopant ions in the manufacture of highly integrated complementary MOS field-effect transistor (CMOS) circuits, and to a process sequence for a CMOS process which is adapted to the well manufacture. The p-well (5) is produced in front of the n-well (8) for extensive spatial separation of the wells and an undercut (25) of the nitride layer (4) serving as an implantation mask in the p-well production is produced, so that the subsequent oxidation the edge of the oxidation is shifted outwards by 1 to 2 µm. In addition, the penetration depth X jn of the n-well (8) is set smaller by a factor of ≥4 than the penetration depth X jp of the p-well (5), the thickness of the n-doped epitaxial layer 2 and the penetration depth Xj p being matched to one another . Both tubs are implanted and diffused separately. The method according to the teaching of the invention avoids the disadvantages of the far-reaching mutual compensation of p and n wells.
