Abstract
Abstract There is disclosed a photosensitive composition comprising an o-quinonediazide compound and, as a binder resin, a resin containing in the molecule the unit represented by the following formula wherein R 1 R 2 , R 3 and R 4 have the same meanings as defined in the specification. The photosensitive composition according to the present invention has excellent resistance to chemicals and long press-life, and is excellent in alkali-solubility and difficult to form scumming.

A photosensitive composition comprising an o-quinonediazide compound and, as a binder resin, a resin containing in the molecule the unit represented by the following formula wherein R 1 represents a hydrogen atom, a hydroxyl group or an alkyl group having 1 to 8 carbon atoms; R 2 represents a hydrogen atom, a halogen atom, an alkyl group having 1 to 4 carbon atoms or an alkoxy group having 1 to 4 carbon atoms; R 3 represents a hydrogen atom or an alkyl group having 1 to 4 carbon atoms, an aryl group or a substituted aryl group; and R 4 represents a phenyl group which may be unsubstituted or substituted with a halogen atom, an alkyl group, an alkoxy group or a nitro group when R 1 is a hydrogen atom or a hydroxyl group, or a hydrogen atom, a lower alkyl group having 1 to 4 carbon atoms,an aryl group which may be unsubstituted or substituted when R 1 is an alkyl group having 1 to 8 carbon atoms.
