Self firing thyristor
Abstract
A self-igniting thyristor (1 - 6) contains a zener diode (3, 9) integrated with the thyristor, which bridges the middle transition (2 - 3) of the thyristor and whose breakdown voltage determines the breakover voltage of the thyristor. The breakdown voltage of the zener diode is determined by the field geometry of the part of the zener junction which is close to the surface of the semiconductor body, where the breakdown is to take place. A conductive screen (15) is arranged above this part of the Zener junction and separated from the underlying part of the surface of the semiconductor body by an insulating layer (11). The thyristor is provided with means (L) for influencing the potential of the screen, which at that time influences the field geometry and thus the breakdown voltage of the Zener diode part and thus the breakover voltage of the thyristor.
