Abstract
Abstract The properties of a dichromated hydrophilic colloid photosensitive composition are improved by the incorporation of certain copolymer latices. More particularly, the copolymer particles in the latex have from 75 to 95 percent by weight of at least one repeating unit conforming to the structure: and from 5 to 25 percent by weight of at least one repeating unit conforming tothe structure: wherein: R 1 is hydrogen or methyl; R 2 is phenyl, substituted phenyl or a straight- or branched-chain alkoxycarbonyl group having 2 to 8 carbon atoms; R 3 is hydrogen or methyl; R' is -NR 5 R 6 or -OR' wherein R 5 and R 6 are independently selected from hydrogen, alkyl or substituted alkyl having 1 to 8 carbon atoms and alkyl containing one or more hetero atoms in the alkyl chain, and R' is hydroxyalkyl having 1 to 8 carbon atoms. The photosensitive composition may be used as a photoresist in preparing filter arrays for solid state color imaging devices.

A process for producing a color filter array in a dye receiving layer on a solid-state imaging device, which process comprises: a) coating a photosensitive composition on the dye receiving layer, b) exposing and processing the photosensitive composition to produce window areas which correspond to a set of filter elements to be formed in the color filter array, c) heat-transferring dye into the dye receiving layer through the window areas, and d) removing the remainder of the photosensitive composition, characterized in that the photosensitive composition is a composition according to Claim 1.
