Double diffused MOS field-effect-transistor and process for its manufacture
Abstract
The invention relates to a method for producing a double diffused metal oxide silicon field effect transistor and a transistor produced therewith. Previously known DMOS transistors are improved in that an extension of the length L D as a depletion zone is introduced into the drain zone by ion implantation. However, such an introduction of an extensive depletion zone results in statistical fluctuations in the characteristics of the transistors produced in this way. The effects of these different lengths L D and thus also the fluctuations in the resulting transistor slope of the individual transistors are eliminated by arranging two of these transistors in parallel. If the length L D of a transistor is relatively shorter, then this length L D of the corresponding transistor arranged in parallel will be correspondingly longer. The method for producing two parallel transistors is carried out by ion implantation of a single interference element zone which forms the length L D for both, ie the left and the right channel for the left and right DMOS transistor. If the mask for the ion-implanted zone is slightly misaligned to the right, then the effective length L D for the channel on the right is somewhat larger, but the effective length L D of the left channel is correspondingly shorter, so that the overall resulting transistor steepness for the two transistors the transistor slope, which would result for a completely symmetrically ion-implanted zone, becomes the same.
